He deliberately phrased the wish in a way to stop the villains coming back, even though he believed at the time that it would mean him, too. Willing to stay dead to make sure the earth wasn't put in further danger. Character arc :D As for Fat Buu: Buu's regeneration abilities are finite. We saw that Super Buu was starting to take real damage in the battle with Gohan. And Buuhan was taking long and longer to regenerate from the damage done by Vegito. Buu's ability to regenerate seems to be directly tied to how much energy was expended damaging him. He has to expend energy to do it, and the more damage is done to him in rapid succession, and the more powerful the person doing it, the less capable he is of restoring himself to full health.
